“People used to doubt whether glass substrates could withstand the stresses generated during the packaging process, but now the technical stability has been secured,” said Yoo Dong-soo, head of the R&D team at Amkor Technology’s Korea R&D Center, at a recent sharing session. “We expect this technology to achieve commercialization within three years.” He further noted.
As Intel’s key partner in the glass substrate field, Amkor’s disclosure once again proves Intel’s foresight. In the past, there were reports suggesting Intel might abandon the project, but current CEO Lip-Bu Tan insisted on continuing to advance it, ultimately leading to today’s results.
Following sustained investments in CPU and EMIB, Intel( ) has once again made the right bet.
